Darth Sidious/Emperor Palpatine, or whatever you want to call him, has died twice in Star Wars canon. His last line in Return of the Jedi was nowhere near as memorable as his second chance in The Rise of Skywalker.
After taunting Rey, and seemingly killing Ben, he belittles his enemy by proclaiming, "I am all the Sith!" Little did he realize that Rey stood in opposition as all of the Jedi, which is exactly what she says to him as she finally destroys the man who had been terrorizing the galaxy for the better part of a century.

Darth Vader was the epitome of evil throughout the original Star Wars trilogy, but as much as those movies were about Luke Skywalker ascending to become a Jedi, they were also about the path of redemption that turned Darth Vader back into the man he was.
After turning on his Master, Vader took in a ton of Force Lightning power. This left him dying on the ground, so Luke removed his helmet, and his father told him to tell his sister that he was right about him. Someone who turned to the Dark Side of the Force could be redeemed, and in the end, Luke saved Anakin in ways greater than Vader's move to save his son. Vader may have saved Luke from death, but it was Luke who saved his father's soul.

"Yes, anything."
Han Solo made a final appeal to his son, Ben, shortly before dying. He probably didn't see his end coming, seeing as he was talking to his son, but he knew the risks. Ben had fallen to the Dark Side of the Force and had taken the name Kylo Ren, which came with a helmet and a high rank in the First Order.
The two men spoke with one another, and when his son asks, "Will you help me?," Solo says, "Yes, anything," and those words ended up being his last, as he was immediately impaled with his son's lightsaber. As he began to succumb to the wound, he tenderly held his son's face, and then fell into an abyss.

"See you around, kid."
Technically, like some of the other Jedi in the Star Wars universe, Luke Skywalker continued to have dialogue after his death. It's what being a Force Ghost is all about, but that doesn't mean he didn't have a great last line before shuffling off this mortal coil for immortality as a translucent mentor and guide to the Jedi who followed him.
After showing up on Crait looking a bit more youthful than he had previously, Luke stands up against his former student and nephew which allows the rest of the Resistance to escape. He manifested a Force Projection of himself halfway across the galaxy, and the act killed him. After Kylo delivers the killing blow and realizes he's fighting someone who isn't there. Luke's face says it all as he disappears and says the line, "See you around, kid."
(#17) Captain Raymus Antilles
"We intercepted no transmissions. This is a consular ship. We're on a diplomatic mission."
If there's one thing you can say about the poor, departed Captain Ramus Antilles, it's that he had some serious cajones. The man lied right to Darth Vader's face, and he earned something the Dark Lord of the Sith almost never did: physical contact. Vader is well-known for choking the life out of people, but he never grabs them and holds them up by one hand, but that's exactly what he did with Captain Antilles.
Now, this scene always seemed like a great way to establish Vader's power, but now that Rogue One has shown just how Antilles piloted the Tantavie IV with the Death Star plans away from Vader, it's clear he was full of it. He had just barely escaped from Vader only moments before, and here he is trying to convince him that it's a consular ship on a diplomatic mission. Vader wasn't buying any of that!
(#5) Qui-Gon Jinn

"He... is the chosen one. He... will bring balance... train him."
The death of Qui-Gon Jinn came as a surprise just as fans were beginning to like the Jedi. He appeared to be the main character of The Phantom Menace, but he never made it past that first movie in the prequel trilogy. After fighting Darth Maul throughout the lower levels of the Palace on Naboo, he lost a lightsaber duel and took a blade straight through the chest.
He held on for a few minutes -- long enough for his apprentice to bisect the man who killed him. Obi-Wan holds his master in his arms, and he utters the above line as he succumbed to his wound. His words pushed Obi-Wan to train Anakin in the ways of the Force, with the hope of bringing about the prophecy of the Chosen One, who would bring balance to the Force.
